    摘要:

    利用掃描電鏡、強(qiáng)度測(cè)試儀、熱導(dǎo)率測(cè)試儀分析了Ag-4Pd和Ag-4Pd-0.5Ru鍵合合金線性能及組織差異,研究了微量Ru元素對(duì)Ag-4Pd鍵合合金線球焊點(diǎn)尺寸、焊點(diǎn)形貌及鍵合強(qiáng)度的影響。研究結(jié)果表明:Ru元素的加入使Ag-4Pd鍵合合金線熱導(dǎo)率由403 W/m?k降低到385 W/m?k,Ag-4Pd-0.5Ru鍵合合金線無(wú)空氣焊球(Free Air Ball)形狀較Ag-4Pd鍵合合金線規(guī)則,提高了鍵合合金線焊點(diǎn)連接強(qiáng)度;Ag-4Pd鍵合合金線中的Ru元素使其熱影響區(qū)長(zhǎng)度由50μm減少至35μm,消除了由于熱影響區(qū)長(zhǎng)度過(guò)大導(dǎo)致的頸部微裂紋缺陷;Ag-4Pd鍵合合金線中的Ru元素細(xì)化了晶粒,增加了相同體積內(nèi)不同取向的金屬晶粒數(shù)目,改善了變形時(shí)的協(xié)同作用,降低了形變的不均勻性程度,獲得了較規(guī)則的Ag-4Pd鍵合合金線球焊點(diǎn)形貌。

    Abstract:

    The different of Ag-4Pd and Ag-4Pd-0.5Ru alloy bonding wire properties and structure were analyzed by scanning electron microscope, strength tester and thermal conductivity tester, the effects of Ru on Ag-4Pd alloy bonding wire ball size, bonded micro phonology and bonded strength were investigated. The results show that the thermal conductivity of Ag-4Pd alloy bonding wire decreases from 403 W/m?k to 385 W/m?k because of doping Ru, and the free air ball shape of Ag-4Pd-0.5Ru alloy bonding is more uniform than Ag-4Pd alloy bonding wire, the Ag-4Pd-0.5Ru alloy bonding wire bonded strength is higher than AgA1 alloy bonding wire. The heat affect zone length decreases from 50μm to 35μm because of doping Ru, and the ball neck crack defect cause of excessive long heat affect zone length will decrease. For Ag-4Pd alloy bonding wire, Ru can refine the grain, then the grain size decreases, and the grain quantity increases, then the inhomogeneous deformation of different grain decrease, and the ball bonded shape is uniform.
