    利用溶膠-凝膠法在LaNiO3/SiO2/Si襯底上制備了0.7BiFeO3-0.3PbTiO3(BFPT7030)薄膜,利用快速退火方式將薄膜分別在空氣、氧氣流、空氣流、氮?dú)饬髦羞M(jìn)行后續(xù)退火處理。在空氣、氧氣流及空氣流中退火的薄膜均完全結(jié)晶并呈現(xiàn)高度(100)擇優(yōu)取向。而在氮?dú)饬髦型嘶鸬谋∧び捎诮Y(jié)晶很差,測(cè)試不出其電滯回線??諝庵型嘶鸬腂FPT7030薄膜表現(xiàn)出最大的剩余極化及最小的漏電流,Pr 為30μC cm-2, 而在空氣流中退火的BFPT7030薄膜表現(xiàn)出最小的剩余極化(Pr: 13μC cm-2)及最大的漏電流。XPS測(cè)試結(jié)果表明,在空氣、氧氣流及空氣流中退火的BFPT7030薄膜中Fe3 :Fe2 分別為2.09:1, 1.65:1 及 1.5:1。而在氧氣流及空氣流中退火的BFPT7030薄膜中Bi及Pb的相對(duì)含量低于在空氣中退火的薄膜。鐵離子的價(jià)態(tài)波動(dòng)是產(chǎn)生氧空位的原因,增加氧氣有助于抑制氧空位的產(chǎn)生。雖然Pb的揮發(fā)會(huì)導(dǎo)致較差的微觀結(jié)構(gòu),但其揮發(fā)并不會(huì)導(dǎo)致氧空位的產(chǎn)生。

    Abstract:

    0.7BiFeO3-0.3PbTiO3(BFPT7030)thin films were deposited on LaNiO3/SiO2/Si substrate by sol-gel process. The thin films were annealed in air, O2 flow, air flow and N2 flow in air environment by rapid thermal annealing technique. Films annealed in air, O2 flow and air flow were fully crystallized and showed highly (100) preferred orientation. BFPT7030 thin film annealed in N2 flow could not obtain hysteresis loops because of the bad crystallization. The BFPT7030 thin films annealed in air showed largest Pr with 30μC cm-2 and lowest leakage current density, while film annealed in air flow showed lowest Pr with 13μC cm-2 and largest leakage current. XPS results demonstrate that the Fe3 :Fe2 is 2.09:1, 1.65:1 and 1.5:1 for films annealed in air, O2 flow and air flow, respectively, and the Bi and Pb relative content in the films annealed in O2 flow and air flow is less than that of film annealed in air. Fluctuation of Fe ions valence state and the volatilization of Bi are the main reasons for the generation of oxygen vacancies. Adding O2 gas is helpful to prevent the generation of oxygen vacancies. Although volatilization of Pb would lead to inferior microstructure, but no oxygen vacancies generated during the process of volatilization of Pb.
